Important Notes

  • ⚠️ CPU reballing is advanced microsoldering
  • ⚠️ Not guaranteed — CPU can be internally damaged
  • ⚠️ High re-failure rate compared to other models
  • ⚠️ Board flex can reintroduce failure over time

Problem description

iPad 7 fails to power on, bootloops at the Apple logo, or throws Error 4013 when attempting a restore via iTunes or 3uTools. The device may restart repeatedly, freeze during restore, or fail to complete firmware flashing.

This model is notorious for CPU-related failures caused by logic board flexing, which leads to broken or intermittent connections under the CPU. Over time, mechanical stress causes microfractures in solder joints or internal trace separation beneath the processor.

This is a hardware defect, not a software issue.

iPad 7 CPU Reballed

Symptoms

  • Device does not power on
  • Reboots continuously (bootloop)
  • Stuck on Apple logo
  • Restore fails with Error 4013 (iTunes / 3uTools)
  • Restore progresses partially, then fails
  • Passes tristar tester.

Solution

CPU Reballing

Reballing the CPU restores broken solder connections between:

  • CPU
  • Logic board pads
  • Internal routing layers

⚠️ In some cases, the CPU itself may be internally damaged, in which case reballing will not succeed.

Repair Steps

1. Confirm CPU-Related Failure

  • Verify Error 4013 during restore
  • Confirm device bootloops or fails to power on
  • Rule out:
    • Battery issues
    • Charging IC failure
    • NAND failure

2. Remove Logic Board

  • Disconnect battery first
  • Remove logic board from housing
  • Shield surrounding components

3. Remove CPU

  • Preheat board evenly
  • Use controlled hot air to lift CPU
  • Avoid board warp
  • Inspect pads for damage

4. Reball CPU

  • Clean CPU and board pads thoroughly
  • Apply correct stencil
  • Reball using solder paste
  • Inspect balls under microscope

5. Reinstall CPU

  • Align carefully
  • Reflow with controlled heat
  • Allow board to cool naturally
  • Clean flux residue

6. Reassemble & Test

  • Reinstall board
  • Connect battery and display
  • Attempt boot
  • Perform restore if necessary
